Hi,
This is a Spectek chip.
http://www.spectek.com/menus/mark_code.aspx says:
Mark Code: PFH07
Part Number: FBML85CA1KDUABH8, FBNL85CA1KDUABH8
128Gx08
CE=4
PLANE=2
BLK=4192
PG=512
BYTE=17600
LBGA 152-ball
3.3V/1.8V
Apart from cleaning it not sure what to check. maybe look for cracks under microscope.
good luck

Just one chip?
When I have this problem I put leaded solder on all the pads, then use solder wick to remove the solder and make sure everything is 100% flat..
Intel / Micron are constantly pushing ONFI as the standard protocol for NAND, I don't think they'd deviate from it.
Maybe the NAND chip is bad?
